The Reverse Conducting R5 1600 V, 30 A RC-H5 IGBTs with monolithically integrated reverse conducting diode in a TO-247 package has been optimized for the demanding requirements of Induction Cooking applications. With a monolithically integrated diode, the 1600 V RC-H5 IGBTs are perfectly suited for soft switching applications such as induction cooking stoves and inverterized microwave ovens, but are also suitable for designs which require some hard switching capabilities as well. The RC-H5 IGBT complement the previous generation of reverse conduction IGBTs and extend the performance leadership of the RC-H family, focusing on system efficiency and reliability. Summary of Features Switching losses reduced by 20% Very low conduction losses Reduced turn-on current spike up to 10% T j(max) = 175°C Soft current turn-off waveforms for low EMI Higher blocking voltage V BR(min) = 1600 Benefits Increased switching frequency Lowest power dissipation Better thermal management for higher reliability Lower EMI filtering requirements Reduced system costs Highest reliability against peak current Parametrics Parametrics IHW30N160R5 E off (Soft Switching) 0.35 mJ E off (Hard Switching) 2 mJ I C (@ 100°) max 39 A I C (@ 25°) max 60 A I Cpuls max 90 A I F max 55 A I Fpuls max 90 A P tot max 263 W Package TO-247-3 Q Gate 205 nC R G 10 Ω R Gint – Switching Frequency min max 8 kHz 60 kHz Switching Frequency RC Soft Switching Series 8-60 kHz Technology IGBT RC Soft Switching V CE(sat) 1.85 V V CE max 1600 V V F 2 V t d(off) 290 ns t f 47 ns Applications Microwave ovens Smart induction cooktop – precise and efficient heating control IHW30N160R5 DataSheet
